Raonic, who battled past Jack Sock in a third-set tie-break Wednesday, lost both break points faced, allowing the 47th-ranked Benneteau to draw level at one-set all.
The World No. 6 quickly regained the advantage in the third set, starting off with a break to love. He extended his winning streak to seven matches, claiming the one hour, 48-minute victory with a love service game.
"Today I was much more in a comfort zone and created my opportunities," said Raonic. "I had a bunch there at the end of that third set... I did well there and created my opportunities on the return games."

"Obviously as a lefty, things are going to change a little bit with the angles," noted Raonic. "I have been able to find answers in the past against [Lopez], so I'm just going to have that same approach. I feel like I have improved since the last time I played him. I'm looking forward to playing better tomorrow than I did today."
The unseeded Spaniard also went up the decisive break against Tomas Berdych to start the third set, knocking out the fourth seed 3-6, 6-3, 6-4 in one hour and 55 minutes.
Raonic advances to the quarter-finals for a third straight year on home soil, highlighted by his runner-up finish to Rafael Nadal last year.
Lopez is through the quarter-finals at this ATP World Tour Masters 1000 tournament for the first time since his debut in 2003 (l. to Nalbandian).
